Red Emitting InGaN-Based microLED Design on Semi-Relaxed InGaN Substrates
Abstract:
We examine the use of semi-relaxed InGaN substrates on sapphire (InGaNOS) provided by SoiTec in order to realize red-emitting InGaN-based microLEDs through superior In incorporation in the active religion. To this end, we explore considerations for material quality in the n-type buffer layer before the active region, specifically layer architecture, gas flow conditions, and temperature ramps. From here, we leverage these newfound benefits into realizing microLED devices emitting above 600 nm in the red spectral regime. These devices are heavily characterized, achieving an EQE approaching 1%
