High-Efficiency, Ultra-Small III-Nitride Micro-LEDs

In this talk, I will discuss about the sidewall etching and repair technology, leading to a very high wall-plug efficiency (WPE) of InGaN blue and green Micro-LEDs as the size shrinks to 2 µm. Moreover, the progress of InGaN-based Micro-LEDs will be presented. The external quantum efficiency of InGaN red Micro-LEDs show inverse efficiency size effect. We will show the enhanced carrier localization in the InGaN red QWs. Finally, we will present the visible light communication using InGaN red Micro-LEDs with a high modulation speed.
